ahem... Infeon is (suprisingly) at the moment manufacturer who produces fastest DDR ram chips... so I don't think that outside ram is big problem. bigger problem is that big size of the chip and it how warm it is going to be...

I think the biggest problems with such enormous chips is something other than heat, has memory produces very little heat; the real problem will be yields: these chips' dies are huge, and everybody knows that if the die is very big, the chances that a die ends up as a dead whoompa are statisticly and pratically higher... Don't forget that a 3D chip with T&L, HSR, two RAMDACs and 12 MB of embedded DRAM is about 150 million transistors... although memory is much more dense than a FPU or a pixel pipeline, that fact is that these will be monsters to fabs...

AFAIK, RAM and logic use different processes, and THAT is the real problem whith embedded DRAM. I have faith in Infineon though - they wouldn't have applied for the job if they weren't up to the task
